"J.-Q. Lu and co-workers from Rensselaer Polytechnic Institute (Troy, NY) report on a resonant terahertz detector using a HEMT. The detector consists of model FHR20X HEMT from Fujitsu (Tokyo, Japan) mounted on a quartz substrate. The device operates at a detection frequency of 2.5 THz, which is approximately 30 times higher than the cutoff frequency of the transistor."
