NOVEL MOSFET LOOKS GOOD FOR NANOFABRICATION
Another device characteristic, transconductance, was enhanced in a resonant tunneling devices employing Schottky contact to a two-dimensional electron gas region. The novel device came out of a joint research project between MIT's Lincoln Laboratories (Lexington, Mass.), Cornell University Nanofabrication facility (Ithaca, N.Y.) and the University of Virgina (Charlottesville, Va.).
